This one is easy, my favorite 4x game is Master of Magic.

For nostalgia's sake, I'll go with Master of Orion as well. I was rather young when it was out so I always got creamed, but it was fun nonetheless. I bought it here, haven't gotten around to it yet, though. :(

My favorite 4X game of all time has to be Civ 3. Sure I have and played both Civ 4 and 5, but I spent so much time on Civ 3 that it has to be #1 for me.
